李刚，男，博士毕业于中国科学院微电子研究所，中国科学院深圳先进技术研究院高级工程师。2012年加入中国科学院深圳先进技术研究院，2021入选深圳市后备级人才。目前研究方向主要为2.5D/3D Chiplet封装用的底部填充材料产业化开发和相关基础研究工作，涉及底填配方的DOE组分与性能考察，底填工艺与可靠性研究。主持国家自然基金项目1项，作为骨干参与广东省重点电子化学品研发计划/深圳市技术攻关等国家省市项目3项，企业横向课题1项，以第一作者及通讯作者在Polymer, Composites Part A, Composites Part B, ACS Applied Electronic Materials.等权威国际期刊发表SCI论文8篇，参与论著章节撰写1部。
